Abstract
A subharmonic diode mixer with high image rejection and linearity for Ku-band applications is realized. It is fabricated on a 4-mil substrate using 2.0 μm HBT-based MMIC processes. In the design, an active filter in front of the mixer is used to cancel the image interference and to achieve the goal of higher isolation with a smaller chip area. The measured results show the conversion loss of 16 dB, input third-order intercept point of 4.1 dBm and the image rejection ratio of 30.7 dBc at 14 GHz.
